摘要
AseriesofsamplesdepositedbyVHF-PECVDatdifferentpressureswerestudied.Themeasurementresultsofphotosensitivity(photoconductivity/darkconductivity)andactivationenergyindicatednearthesamerulewiththechangeofthepressure.TheresultsmeasuredbyRamanscatteringspectra,X-raydiffractionandFTIRallprovedtheevidentcrystallizationofthematerials.Treatingthep/iinterfacebyhydrogenhasagreatimprovingeffectontheperformanceofthemicrocrystallinesilicon(μc-Si)p-i-nsolarcellsifthetreatmenttimewasappropriate.Anefficiencyof4.24%forμc-Sip-i-nsolarcellsdepositedbyVHF-PECVDwasfirstlyobtained.
